Regarding the "on-demand" invulnerability: when John Bryne did a run on "Wonder Woman", he proposed the idea that while Wonder Woman did not have invulnerability, but her super-strength gave her high-levels of durability. So, she can take a punch from a giant, but can have her skin pierced by sharp objects. Go figure...

I do have a suggestion:
An 1100MW single-block transformers used in coastal power stations weigh 760 tons. (Inland sites use multiple-block transformers because land transport can't handle the size, whereas coastal sites can use ships to transport.)
This suggests that a 1000MW ton transformer would weigh about what you are looking for.
Railroad car has an upper limit of 200 - 300 tons because of the amount of load the rails could withstand (This differs from country to country, so you'll have to check Amtrak or somewhere for US value).

Further notes on weights:
A standard ISO 20ft container has a maximum loaded mass of about 20tons; an 40ft container is about 25tons (round numbers). Typically, one of each can be carried on a single rail car; some 'double-stack' cars, only permissible on restricted routes in the US, Australia and Canada, can carry two 20ft and one 40ft for a payload weight of about 65tons and an all-up weight over 80tons on the wheels. Anything much bigger than this is a 'special car' - the very largest, like steel centipedes on wheels instead of legs, can carry several hundred tons, but the likelyhood of seeing one of these is very low.
The very largest of steam locomotives (the famous 'Big Boys' and the like) exceeded 500tons; the more common size of the last generation of American steam engines were around the 300ton mark. Diesels are typically much smaller - only 100tons or so.
Another possibly useful benchmark for weights in the 'superhero lift range' is shipping. It's popular because it looks good in comics. Be aware that a mid-WWII destroyer displaced about 2500tons; modern commercial shipping doesn't start much less than 10,000tons, and that for special-purpose boats. Also be aware that any attempt to lift any vessel over about 50ft long by balancing it on two hands is doomed to either a) punch through the hull plating, or b) break the boat's back... you'd probably get away with picking up a steam engine that way.

Plus I imagine if it goes beyond that it's something along the line of Popeye's spinach feuled flexing of his bicep into a multi-headed monster before it becomes gigantic..........
